AbstractForhigh-bit-rateandlong-haulfiberopticcommunications,the avalanche photodiode(APD)isreceivingmoreandmoreattention, becauseitsinternalgain provides asensitivitymargin.Today,2.5GbpsInP-APDshavebeenmatureforcommercialuses, and10GbpsInP-APDsarebeginningtooccupythemarket.However,subjecttothe unpleasantGain-Bandwidth-Product(GBP)andnoisecharacteristicsofInPmaterialasthe multiplicationlayer,itisdifficulttofabricateAPDsthatcanmeetthedemandsforthe application of40Gbpsandabovesystems.Inthispaper,theAPDsGBPandexcessnoise characteristics werestudiedvia circuitmodelsimulationand experimental testrespectively, whichisinspiringforthedesign andfabricationofhighspeedandlownoiseAPDs.Firstly,theAPDequivalentcircuitmodelwasestablished.Byfittingthe experiment datatogetthenecessaryparameters,andtakingthetransformationofthecarrierrate equations,theAPDsub-circuitmodelfortheCadencePSpicesoftwareplatformwas derived.ThismodelcanbeutilizedtocharacterizetheDCresponse,frequencyresponse, andthetransientresponseofthespecificInP/InGaAsAPDchip.Based onthis,theAPDs GBPwas simulated,andtheinfluenceofthepackagetechniqueontheGBPwas discussed.Thenastostudytheexcessnoisecharacteristic,animprovedAPDexcessnoise factortestsystemwas setup.Thisnewsystemsynchronouslymeasuresthegain andnoise poweroftheAPDundertest,improvingthereal-timeperformanceofthemeasurement andthe experimentalaccuracy.Theevidentdifferencesontheexcessnoisefactoramong devicesundertestweretheoreticallyanalyzed,andtheeffectofnon-uniformgainwas explained.Sincethecollisionionizationisstronglydependentonthetemperature,the temperaturedependenceoftheInP/InGaAsAPDdevicecharacteristicswasinvestigated bymeansofexperiment.Andfinallythetemperaturedependenceoflight/darkcurrent, gain, and excessnoisefactorwasinterpreted.Key words:Avalanchephotodiode (APD)CircuitmodelExcessnoisefactor Gain-Bandwidth-Product(GBP)Temperaturedependence目录摘要.......................................................................................................IAbstract...
