AbstractDilutedmagneticsemiconductor(DMS)hastwosetsoffreedomdegrees---chargeandspininthesamematrix,alongwiththechargecharacteristicsinconventionalsemiconductorsandthespininmagneticmaterials,becomethebestcandidatesmaterialsforsemiconductorspintronicsdevices.Inrecentyears,Ge/Si-basedDMSsattractconsiderableexperimentaleffortduetothecompatibilitywithmainstreamsilicontechnology.Atpresent,Ge/Si-baseddilutedmagneticsemiconductor(DMS)materialshavebecomeahotresearchtopicathomeandabroad.Althoughtherehavebeen manybetterresultsinboththeoreticandexperimentalfields,somequestionsarestilltobefurthersolved,suchastheoriginoftheobservedferromagnetism,thelowerCurietemperatureandsoon.Therefore,inthiswork,wereportedthatseriesofCr(Co)dopedGe(Si)filmsdepositedonthen-Si(100) substrateswerepreparedbymagnetronsputteringmethod.Thestructural,magneticandelectronicpropertiesarealsodiscussedinordertoelucidatetheferromagnetismofthefilms.SeriesofCr:GeandCr:SiX-raydiffraction(XRD)measurementssuggestthatnoindicationofasecondaryphasewasfoundineithersample,andallthesamplesshowintrinsicGeorSistructurerespectively. Electricaltransportpropertiesindicatethatchromiumintroducesashallowacceptorlevel.Cr ionsnotonlyprovidelocalizedspinsbutalsoassacceptorcentersthatprovideholes.X-ray photoelectronspectroscopy(XPS)measurementsindicatethatthemajorityofCratomsexistinthebivalentstate,containingasmallamountofCr3+.X-rayabsorptionfinestructurespectroscopy (XAFS) showthattheCrionsaresituatedininterstitialsitesintheSi matrix,otherthan inthesubstitutionalsitesintheGematrix.MagneticpropertymeasurementsshowedthatCrxGe1-xfilmsshowlowtemperatureferromagnetism.Theferromagnetismarisesfromthep-d exchangecouplingbetweenthelocalizedpelectronoftheGeatomsandthedelectronoftheCratoms.ButtheoriginoftheferromagnetismoftheCrxSi1-xfilmswasunclear,andfurtherexperimentsshloudbenecessaryinthefuture.SeriesofCo:SiNoindicationofasecondaryphasewasfoundineithersample,andallthefilmsexhibitaSi(311)preferredorientation.X-rayphotoelectronspectroscopyr
