Preparation of SiO2 FilmsontheBlackSiliconbyLiquid PhaseDepositionAbstractBlacksiliconhasawiderangeofspectralabsorption,anextremelylowreflectance andsomeotherexcellentpropertiesduetoitsuniquenanostructure.Ithasaroused extensiveattentionfromscientistsaroundtheworldforthegreatpotentialsinthefieldof silicon solarcells.However,blacksiliconhashighsurface recombinationandlowminority carrierlifetimesattributedtoitslagersurfaceareaanddefectsintroducedduringthe preparationprocess.Therefore,itisstillnecessarytocoatafilmasapassivationlayerof nanostructuredSisurface,thusimprovetheperformanceofblacksiliconsolarcell.SiNxfilmspreparedbyconventionalplasmaenhancedchemicalvapordeposition(PECVD) methodhavegoodpassivationeffects.However,SiNx filmsdepositedinthismethodisnot wellconformalanduniformtothenanostructuredsurface,i.e.somedeepholesandpores. Inaddition,therelatedequipmentisveryexpensive,leadingtoahighproductioncost. Therefore,itis necessarytoexploreabetterpassivationmethod.Liquidphasedeposition(LPD)method,asamethodofpreparingoxidefilms developingfromwetchemistry,has theadvantages ofsimpleprocess,lowcost,highyield, etc,issuitableforcommercialproduction.Moreimportant,SiO2filmshaveexcellent passivationeffectstotheSi solarcells.However,thepassivationeffectsofLPD-SiO2films ontheblack siliconis notwell studied.First,theprocessofthepreparationofSiO2filmsbyLPDmethodwasstudied.The impactsofboricacidconcentration,fluorosilicicacidconcentration,deposition temperature,depositiontimeonSiO2filmsgrowthweremainlyinvestigatedbyscanning electronmicroscopy(SEM),Fouriertransforminfrared(FTIR)spectroscopyandsome otherequipment.Theresultsofcharacterizationshowedthatalltheseparametershavegreateffects onthegrowthrateofSiO2films.Secondly,thepassivationperformanceofSiO2filmsdepositedbyLPDmethodwas investigated.BlacksiliconwaferswerecoatedbyLPDmethodintheproductionlineof solarcells,andthentheyweremadeintoblacksiliconsolarcells.Theresultsshowedthat theLPD-SiO2filmswereuniformanddense,buttheminoritycarrierl
